Abstract

A study of the plastic flow of metal which occurs during the formation of a thermocompression bond has led to the development of an improved form of thermocompression bond structure, the eyelet-bond, which enables aluminium wires to be bonded successfully to a number of substrate materials, including heavily oxidized aluminium and Kovar. The design of apparatus for making eyelet-bonds and methods of machining suitable bonding tools are discussed.
