Abstract

In ZnTe : N, post-growth hydrogen diffusion has been achieved by a hydrogen plasma exposure. After diffusion, the 300 K free-hole concentration decreases by 50 whereas the hole mobility increases. This is typical of the neutralization of N acceptors by hydrogen with the formation of neutral NH complexes. These results are presented and discussed together with deuterium diffusion profiles.
