Abstract

High field current—voltage characteristics of N-type silicon have been calculated by the Monte Carlo method for the <111> and <100> directions at different temperatures. The <100> curve exhibits a region of negative differential conductivity for temperatures below about 50°K. Coherent high frequency current oscillations have been found experimentally for <100> samples at and below about 50°K.
