Abstract

We propose and demonstrate a direct integration of a III-V nanolaser onto a silicon waveguide. By employing high-precision micro-transfer printing techniques, with an optimally designed photonic crystal nanolaser cavity, we experimentally achieved a coupling efficiency of 83% between the InGaAsP nanobeam laser and the single-mode silicon waveguide, where the coupling length is $\mathbf{3.2} \mu \mathbf{m}$ .
