Abstract
Defect-free epi-silicon films have been successfully grown over the SiO 2 surfaces by the epitaxial-lateral-overgrowth technique. These SOI wafers were then used as substrates for GaAs film growth by the MOCVD technique. The microstrip line prepared on this multilayer structure has the least conductive loss compared with those deposited on GaAs and Si substrates.
