Abstract

Influence of the acoustic, intervalley, and intravalley deformation potentials of GaAs on the electron mobility, peak velocity, threshold electrical field, and negative differential mobility at 300 K has been studied using Monte Carlo simulations. The Monte Carlo results compared to the experimental measurements suggest a value as large as 12.7 eV for the acoustic deformation potential. However, it has been shown that information provided by the available experimental results is insufficient to determine the intervalley and intravalley deformation potentials.
