Abstract

The fifth generation mobile communications (5G) are expected to accommodate the forthcoming huge traffic demands, and the massive multiple input multiple output (MIMO) technology utilizing hundreds of antenna elements has drawn attention as a key antenna configuration for envisioned 5G. In order to realize the active phased array antenna (APAA), three kinds of small size millimeter-wave GaN power amplifier (PA) MMICs are prototyped, and they are single-ended PA MMICs for high power and high linearity, respectively, and Doherty PA MMIC for high efficiency.
