Abstract

We demonstrate low-threshold and single-mode operation of 1.3-μm-wavelength InP-based photonic-crystal surface-emitting lasers. A low threshold current of 21 mA and a high side-mode suppression ratio of over 50 dB are obtained. The narrow single-lobe-beam emission is achieved by introducing a double-lattice photonic crystal structure.
