Abstract

This paper adresses two key aspects of the organometallic epitaxy of GaInAsP: InP heterostructures for light-emitting applications. The systematic application of the pressure-control concept greatly helps in improving the short- and long-term stability of the vapor phase composition. A novel reactor design holds out the promise of high growth uniformity over large area wafers and might also be extended to multiple wafer epitaxy.
