Abstract

This paper provides an overview of proton-induced x-ray emission (PIXE) and Rutherford backscattering spectrometry (RBS) pointing to their viability as complementary techniques for the detection and study of generation impurities in silicon used for VLSI circuit fabrication. In the present work these techniques were used to investigate argon ion implant damage gettering on control and gold diffused silicon wafers.
