Abstract
The radiation induced threshold voltage ( V t ) shift of hot carrier (HC) stressed device is higher than that of unstressed device. Charge pumping measurement shows smaller increase of interface state density ( D it ) due to irradiation for HC stressed device than for the unstressed device. By using spatial profiling charge pumping (SPCP) technique, it is seen that HC induced interface states anneal during irradiation.
