Abstract

We investigate the possibility of using the n+nn+ diodes to produce Gunn oscillations. According to our results, we suggest our device as a possible unipolar device for heterodyne detection or emission, since it may act as a detector for terahertz radiation as well as high-frequency local oscillator. For this purpose, we present an investigation of InGaAs n+nn+ vertical diodes about the presence of high-frequency self-oscillations as well as the effect of mixing induced either by an optical beating or by an electrical excitation in the presence, in both cases, of a dc bias.
