Abstract

Steady state measurements were performed on bipolar test structures manufactured by diffusion processes optimized for minimum defect density and maximum lifetime. New approximations for the bandgap narrowing and minority carrier mobility in silicon, valid at all doping levels, have been developed. It is shown that these approximations allow for accurate modeling of minority carrier currents in heavily doped regions.
