Abstract

Abstract Integrable InP single-MOVPE-regrowth active/passive DBR multi-mode interference bistable laser all-optical flip-flops are demonstrated. They are SET/RESET with –3dBm /–5dBm external light injection. 1D versions have extinction ratios over 32dB and suggest amplification-free cascadability. I. Background Latching functions enabled by all-optical flip-flops [1,2] will be important for the realization of optical memories in future photonic networks that operate through technologies such as packet and burst switching. Bistable laser diodes (BLDs) [3] are one approach to realize optical flip-flops, but achieving an off state through optical means can be a challenge. This difficulty can be overcome by using a multi-mode interference (MMI)-BLD design [4,5] . However, previous cleaved-facet MMI-BLD flip-flops suffered from Fabry-Perot lasing behavior. Distributed Bragg reflector (DBR) integration would allow on-chip cascading, single-mode lasing, smoother wavelength dependence from a lack of Fabry-Perot resonance, and wavelength tunability. In this work, a prototype 1-D DBR-BLD flip-flop with optical SET capability was fabricated. Next, an MMI-DBR-BLD all-optical flip-flop with both SET and RESET capability was created.
