Abstract

The electron–hole liquid (EHL) and electron–hole plasma (EHP) luminescence bands have been found to have an exponential tail given by expðh�=E eÞ on the low-energy side. The tail parameter Ee remains at 29 meV in the EHL temperature range, while it increases with temperature in the EHP and attains 75 meV at 480 K. The Ee in the EHL temperature range is explained by the random potential fluctuation due to the random arrangement of electrons and holes at high density. The Ee increasing with temperature in the EHP is explained by the dynamic random potential fluctuation due to the Brownian motion of electrons and holes accelerated thermally.
