Abstract

The effect of valence band anisotropy on the Ultrafast relaxation of photoexcited e-h plasma in GaAs is investigated using an ensemble Monte Carlo approach. For excitation by a 1.80 eV laser pulse and excitation level of 5×10 16 cm −3, the time evolution of the energy distribution are influenced by the warping only during times shorter than 0.2 ps. At longer times, the shapes of energy distribution are independent of the valence band model. The initial energy spread of the electrons does not affect the form of the hot phonon distribution.
