Abstract
Efficient ultraviolet (UV) laser diodes (LD) emitting in the 260–270 nm range have been proposed numerically in this work. Using engineered quaternary waveguides (QWGs) in place of conventional ternary waveguides, in the p-region, results in much higher output power as well as internal quantum efficiency (IQE) and lower the lasing threshold. The electron outflow is reduced and the injection of holes is enhanced which results in high efficiency and high light power output.
