Dual-gate silicon permeable base transistor with high transconductance

Abstract

Silicon permeable base transistors have been fabricated on LPVPE-grown epilayers using reactive ion etching to form the etched-groove structures. Single- and dual-gate devices exhibit high transconductances of up to 62 mS/mm. The dual-gate transistors have two identical gates and are suitable for mixer applications or digital integrated circuits.
