Abstract
In this paper, the concept of double local lifetime control (DLLC) that enable lower forward voltage of fast recovery diode is presented. Different from the axial carrier lifetime control and global carrier lifetime control used in conventional FRDs, DLLC FRDs have two independent local life control areas in anode active region and cathode region respectively. The simulation results show that DLLC diodes can effectively reduce the forward voltage drop and reverse recovery energy. Compared with the conventional diode, the forward voltage value of DLLC diode is reduced by 13.6%, and the reverse recovery energy value is reduced by 35.5%. And the actual test results show the same tendency that the DLLC diodes have a 13.5% reduction in forward voltage and 21.2% reduction in reverse recovery energy compared to conventional diodes. At the same time, the effect of different back local lifetime control positions on the diode forward voltage and reverse recovery energy is also shown by simulation and device tests. It is evident that the technical route of the DLLC FRD devices is more advanced than that of the conventional FRD devices.
