Abstract

A novel 170GHz–260GHz sub-harmonic mixer (SHM) is designed and analyzed in this paper. The simulation results and measurement results is compared. The mixer is based on a low parasitic anti-parallel pair of GaAs planar Schottky diodes. The circuits are integrated With the high pass filter and IF filter, which are fabricated on a suspended quartz-based substrate. The best conversion loss of mixer is 7dB with 6dBm LO power. Within the band of l70GHz–260GHz, the mixer's conversion loss is below 13dB.
