Abstract
In this paper the design and implementation of a MMIC low noise amplifier (LNA) operating at 50–75 GHz band in 70 nm GaAs mHEMTs process is presented. The measured minimum noise figure (NF) is 2.7 dB and the maximum gain is 19.3 dB. The LNA is composed of three stages in cascaded common-source topology with more than 16.4 dB gain and less than 3 dB NF over the whole band. It is applicable in millimeter wave (mmWave) communications and measurement instruments.
