Abstract

The transport equations for particle momentum and energy densities of electrons in a two-valley semiconductor are applied to a numerical simulation of the short N+-N-N+ structure fabricated of GaAs. The current response of this structure is calculated in cases when the bias voltage is the step function or the periodic function. It is shown that there is an optimum frequency for which the amplitude of the current response reaches its maximum.
