Abstract

We report on the experimental observation of bright and narrow emission at room temperature from single unstrained GaAs quantum dots (QDs). Remarkably, the width of a single‐QD emission (∼ 8.5 meV) is comparable to the ensemble inhomogeneous broadening of about 12.4 meV and is three times smaller compared to the thermal broadening (25.85 meV).
