Abstract

Abstract(SPOT) using low temp. (900 °C) high pressure (0.8 MPa) oxidation has been developed as an isolation process to obtain highly uniform planar surfaces in very‐high‐speed bipolar LSI's. Planarity is found to be independent of the selective oxidation temp. and is superior to that obtained by conventional LOCOS (local oxidation of silicon) planarizations.
