Abstract

Using semi-empirical potential energy functions, both the adsorption configurations and binding energies for carbon on silicon surfaces have been determined and the activation energy for surface diffusion evaluated. Simulation of Si, C and SiC diffusion on a Si(111) surface shows Si to be the most mobile, C to be slightly less mobile and SiC to be quite immobile.
