Abstract
Using a simplified yet realistic strain-relaxation model, we analyse facet-resolved non-contactAFM (NC-AFM) data of self-assembled strained germanium islands grown on Si(100) at650 °C and extract estimates of the nucleation barrier and pyramid-to-dome shape transitionbarrier. We estimate the shape transition barrier of Ge dots as , and the nucleation barrier as eV.
