Abstract
A Simscape compact SiC Power MOSFET model for MATLAB/Simulink is presented in this paper. A 1200 V/90A CREE MOSFET (C2M0025120D) has been selected to demonstrate the model validation and parameter extraction. A double-pulse test circuit is simulated in MATLAB/Simulink and compared with the measured waveforms. Different electrical circuits and systems including multilevel inverter, Totem Pole PFC circuit, buck converter circuit with a cyclic load, etc. have been tested using the developed compact model for testing convergence. Only the results of multi-level inverter are investigated broadly and presented in this paper.
