Abstract
A dynamic compact model for ferroelectric (FE) capacitance is presented in this letter. The model is derived based on the essential physics of multidomain variations and switching dynamics beyond a phenomenological model. A quasi-static core module is derived from the state transition under voltage forces, with a Gaussian distribution of coercive fields. The minor loops are supported considering the physics of domain interactions without empirical scaling. An extension to capture the dynamic switching is then derived with the relaxation approximation. The compact FE model reproduces the saturation loop, minor loops, and frequency-dependent polarizations of measured FE capacitances with clear physics origins. The model implementation is carried out for circuit simulations.
