Abstract
In order to compare the capabilities of Si and InP MIS devices in an integrated circuit, a circuit simulation has been performed using characteristics derived from a Monte-Carlo simulation of devices with similar geometries. An edge-triggered D flip-flop exhibits a frequency limit of 400 MHz with the Silicon version and 2.5 GHz with the InP version.
