Two-photon photocurrent in InGaN/GaN nanowire intermediate band solar cells

Intermediate band solar cells hold the promise of ultrahigh power conversion efficiencies using a single semiconductor junction. Many current implementations use materials with bandgaps too small to achieve maximum efficiency or use cost-prohibitive substrates. Here we demonstrate a material system for intermediate band solar cells using InGaN/GaN quantum-dot-in-nanowire heterostructures grown directly on silicon to provide a lower cost, large-bandgap intermediate band solar cell platform. We demonstrate sequential two-photon current generation with sub-bandgap photons, the hallmark of intermediate band solar cell operation, through vertically stacked quantum dots in the nanowires. Near-infrared light biasing with an 850 nm laser intensity up to 200 W/cm2 increases the photocurrent above and below the bandgap by up to 19% at 78 K, and 44% at room temperature. The nanostructured III-nitride strategy provides a route towards realistic room temperature intermediate band solar cells while leveraging the cost benefits of silicon substrates.

Direct Observation of Two-Step Photon Absorption in an InAs/GaAs Single Quantum Dot for the Operation of Intermediate-Band Solar Cells.

We present the first direct observation of two-step photon absorption in an InAs/GaAs single quantum dot (QD) using photocurrent spectroscopy with two lasers. The sharp peaks of the photocurrent are shifted due to the quantum confined Stark effect, indicating that the photocurrent from a single QD is obtained. In addition, the intensity of the peaks depends on the power of the secondary laser. These results reveal the direct demonstration of the two-step photon absorption in a single QD. This is an essential result for both the fundamental operation and the realization of ultrahigh solar-electricity energy conversion in quantum dot intermediate-band solar cells.

Realistic quantum design of silicon quantum dot intermediate band solar cells

A highly periodical Si nanodisk superlattice has been fabricated by our top-down process. Based on the realistic structure, a 3D simulation program using the finite element method is developed to calculate energy band structure, optical and electrical properties, as well as the intermediate band solar cell operation. Both the experiments and simulations reveal that miniband formation enhances the optical and electrical collections. Consequently, detailed electronic structure and conversion efficiency are examined to guide the optimal design of minibands. A theoretically predicted maximal efficiency of the explored Si nanodisk superlattice is 50.3%, which is promising, compared with well-known complicated Si tandem solar cells.

Two-photon excitation in an intermediate band solar cell structure

We present evidence for the production of photocurrent due to two-photon excitation in an intermediate band solar cell structure. The structure consists of an n-GaNAs intermediate band layer sandwiched between a p-AlGaAs emitter and an n-AlGaAs barrier layer with suitable doping level to block electron escaping from the intermediate band to the bottom n-GaAs substrate. Multi-band transitions observed in two-photon excitation experiments are explained using photo-modulated reflectance spectrum, and further support for intermediate band solar cell operation of this structure is given by current-voltage measurements.

Intermediate band photovoltaics based on interband–intraband transitions using In0.53Ga0.47As/InP superlattice

ABSTRACTWe present a theoretical model to incorporate the quantum mechanism of two‐photon transitions into macroscopic operations. The two‐photon transition is described as a two‐step interband–intraband transition within the one‐band envelope‐function framework and is coupled with drift–diffusion as well as the potential distribution. In0.53Ga0.47As/InP superlattices (SLs) are chosen as the initial candidate to simulate intermediate band solar cell operation. In this type of structure, the absorption spectrum of interband and intraband transitions is asymmetric and strongly depends on device structure and operating conditions. Our results also reveal that the intraband transition dominates the detailed balance. Both the intermediate band (IB) configuration and the conversion efficiency are determined by the SL structure. Only well‐designed SLs can form the appropriate IB. Furthermore, an efficiency contour plot has been calculated to guide quantum design: the peak efficiency is 45.61% when the well thickness is 4 nm and the barrier thickness is 2 nm. As the well or barrier thickness increases to 10 nm, the absorption peak of the intraband transition gradually redshifts and narrows, so the efficiency correspondingly decreases to below 40%.
