Abstract

Zeeman spectra of the shallow nitrogen donor in 3C-SiC were investigated by infrared transmission measurements in different magnetic fields from B=0 T up to 11 T in Faraday configuration ( B||k||〈1 1 1〉 ). Based on the linear Zeeman splitting of the 2p ± donor state, we deduce that the principal axes of effective mass ellipsoids in 3C-SiC lie along the 〈1 0 0〉 direction and the electron transverse effective mass m t=0.241±0.004 m 0, which are in excellent agreement with the far infrared cyclotron resonance results. In addition, the nonlinear Zeeman shifts of the nitrogen donor states are also reported and discussed.
