Abstract

We have studied the Wannier-Stark localization at intermediate electric field (∝15 kV/cm) in GaAs/BaAlAs superlattices by the photocurrent technique. In this field regime the electron wavefunction remains extended over several periods of the superlattice while the heavy hole wavefunction is already strongly localized in a single quantum well. This situation is most suitable to appreciate the electron coherence length and allows an electron wavefunction “spectroscopy”. We present also appropriate models explaining the relative ratio and field sensitivity of the varied transitions which are observed.
