Abstract

A novel van der Waals (vdWs) heterostructure composed of V3O7·H2O nanowire film and Td-MoTe2 flake is presented for photodetection for the first time. The vdWs heterojunction device demonstrated more efficient photodetection performance with higher responsivity of 76.89 mA/W, superior specific detectivity of 1.22 × 1010 Jones, higher external quantum efficiency of 10.61% and fast response (rise time = 27.0 ms and fall time = 27.2 ms). A van der Waals heterostructure composed of V3O7·H2O nanowire film and Td-MoTe2 flake for NIR photodetection with responsivity of 76.89 mA/W, specific detectivity of 1.22 × 1010 Jones, external quantum efficiency of 10.61% and fast response speed (rise time = 27.0 ms and fall time = 27.2 ms).
