Abstract

In this paper a new design is proposed for a unipolar semiconductor laser with longitudinal transport of electrons and a stepped variation in the thickness of quantum wells, in which population inversion is obtained, and as a result the electrons of the first subband in the narrow part of the well, with injection into the wide part, preferentially populate its second subband.
