Abstract

Spectral and current-voltage characteristics of photodetectors based on natural 2a-type diamond are studied. The long-wavelength sensitivity edge is discovered to shift with an increase in the nitrogen concentration. The conductivity of the detectors is estimated. It is shown that, for diamond photodetectors, both the photoresistive and photodiode operation principles can be implemented. A model of a diamond ultraviolet photoelectric converter with separation of nonequilibrium carriers in the space-charge region is proposed.
