Abstract

Type-II interband cascade lasers have been demonstrated at emission wavelengths longer than 5.1 µm at temperatures up to 163 and 240K in continuous wave and pulsed modes, respectively. The emission wavelengths are the longest attained among III–V interband diode lasers. The threshold current density is as low as 36 A/cm2 at 80K.
