Abstract
The redistribution of carriers due to resonant tunneling in superlattices with three subbands is studied within the density-matrix approach. It is predicted that a global intrinsic population inversion may appear due to resonant tunneling into a third, wide subband, which is quickly depopulated. An analytical criterion is derived and discussed for the occurrence of such an inversion.
