Abstract

We calculate the lifetime of quasi-2D electrons, which are confined at a heterostructure interface but have the possibility of tunneling through the barrier into the continuum. Exact results are obtained from the width of the local density-of-states in the channel. A highly accurate quasi-3D approximation is derived, which treats the bound electrons as free incoming waves. The method is then applied to a GaAs-GaAlAs heterostructure, discussing resonance phenomena and the influence of nonparabolicity.
