Abstract
A novel high TiN etch rate, wet cleaning formulation approach was developed with a TiN etch rate of more than 400 Å/min at 60ºC. The chemicals are compatible with Cu and low-k materials, and provide complete etch residue removal and more than 24 hours formulation pot life
