On presente un procede d'oxydation a 4 etapes, pour obtenir des couches d'oxyde de grande qualite thermique. La qualite d'oxyde obtenue par ce procede est meilleure que celle des methodes conventionnelles, et cette qualite peut etre maintenue jusqu'a une epaisseur d'environ 110 A
