Abstract

Thermal oxidation of silicon in which antimony was doped has been investigated. The oxidation rate increases with the increase of antimony concentration at oxidation temperatures of 950°C, 1035°C and 1100°C. This tendency is similar to that of high-concentration phosphorus-doped silicon. The degree of enhancement of the oxidation rate by antimony doping is higher than that by phosphorus doping.
