Abstract

The influence of electron-phonon scattering on intersubbandtunnelling in two-band semiconductor superlattices is treated on thebasis of the density-matrix approach. Intracollisional fieldeffects are accounted for. Three different types of currentresonance are identified: (i) electro-phonon resonances, which areexpected to appear when a multiple of the Bloch frequency Ωmatches the frequency of polar-optical phonons ω0, (ii)intersubband tunnelling resonances, and (iii) Zener-phononresonances, which depend non-analytically on the electric fieldstrength. The latter resonances are most pronounced when thewidths of the upper and lower miniband differ appreciably.
