Abstract

The effect of spontaneous (SP) and piezoelectric (PZ) polarization property in binary wurtzite nitrides are investigated. Inclusion of polarization property modifies the effective elastic constant, phonon group velocity, Debye frequency, Debye temperature. The phonon scattering rates for GaN are calculated and studied as a function of frequency.
