Abstract

Measurements of the dark and photoconductivity including CPM were performed under slow cooling and after thermal quenching, respectively, for a set of a-Si:H samples of different sample thicknesses in coplanar electrode structure. The results clearly indicate the existence of a minimum thermal equilibrium defect density at about 470K which is in the order of 10% below its value at room temperature.
