Abstract
Lift off of GaAs epitaxial layers on Al x Ga 1− x As/Si has been accomplished by using a hot HF etch for the underlying AlGaAs. The resultant lifted structures were investigated by TEM in order to determine the thickness dependence of antiphase boundaries and dislocations. It is shown that direct observations of antiphase domains and measurement of dislocation density are possible.
