Abstract

In this work, MoxW1-xSe2 (x = 0, 0.2, 0.4, 0.6, 0.8, 1) compounds were synthesized by solid-state reaction method and O2 plasma treatment. The effect of Mo doping ratio, microstructures, bandgaps as well as the photo detection performance of MoxW1-xSe2 were investigated. The photo detectors were studied via a 670 nm laser with a power intensity of 3 mW cm−2 at 1 mV bias, and the basic photodetector parameters such as responsivity, detectivity and external quantum efficiency (EQE) were greatly improved for MoxW1-xSe2 (x = 0.2, 0.4, 0.6, 0.8) compounds. An enhanced photodetection with a significantly improved responsivity of 380 mA W−1 and fast response time of 600 ms were achieved in W0.4 Mo0.6Se2 solid solutions.
