Abstract

The core–shell structure brings fundamental advantages to junctionless (JL) MOSFETs. The addition of an undoped shell to a heavily doped core enables normally-off operation, high charge, excellent mobility, and very high current drive. The demerits of a classical JL transistor, such as poor mobility, negative threshold voltage and random dopant fluctuations (RDF), are eliminated while its attractive properties are maintained.
