Abstract
We have applied disorder‐sensitive MeV ion scattering and PIXE methods to structure analyses of and interfaces. The dielectric films were grown in situ by MBE under pressure on the reconstructed surfaces. The film tends to introduce large displacements of Ga and As atoms at the interface as the film grows thicker and continuous. In contrast, the film results in an interface which contains even less disorder than the surface.
