Abstract

Combining reflection high energy electron diffraction and atomic layer epitaxy, we have determined the stoichiometry of the Te-rich surfaces of CdTe and ZnTe. Models of the Te-reconstructed surfaces consistent with the atomic layer epitaxy growth rate are proposed. For both CdTe and ZnTe, the existence of a Te coverage larger than one monolayer is demonstrated, implying the existence of Te trimers in the external layer.
