Abstract

An investigation was made of the recombination radiation generated in InP at 77°K by excitation with short (10 nsec) electric pulses. Coherent radiation was emitted from a crystal with n = 1×1016 cm–3 when it was subjected to fields of the order of 5000 V/cm. The coherent radiation spectrum had a maximum at λ = 886 nm and the line width was about 30 nm. The radiation power output was estimated to be of the order of 2 W per pulse.
